GaN Tier-1 distributor Jarwey|650V GaN FET current: TP65H035 lists 46 A at 25°C and 29 A at 100°C
Jarwey is the tier-1 distributor for these GaN FETs, covering datasheet checks, samples, and small lots for TP65H035G4WS, TP65H050G4WS, and TP65H150G4PS.
All three are 650 V SuperGaN devices. The product pages print a milliohm name and stop there. TP65H035G4WS prints “650V 35mΩ”. TP65H050G4WS prints “650 V / 50 毫欧”. TP65H150G4PS prints “650V 150mΩ”. None of the three pages prints continuous drain current. On the datasheet, continuous current is two absolute-maximum rows: case temperature 25°C and case temperature 100°C. Budgeting a 100°C case from the 25°C ampere uses the wrong row.
Earlier notes already split 35 mΩ vs 50 mΩ for totem-pole PFC, placed the 150 mΩ part in the adapter class, kept the cascode gate off at 0 V, compared a 10 V GaN gate measurement with a 15 V / 0 V SiC gate, quoted 72 mΩ typical for TP65H035 at 150°C junction, and separated the 800 V spike note from the 650 V continuous rating. This note is only the two continuous-current rows, and whether the on-resistance test current is either of those rows.
What the page shows, and what the current table shows
Read the package cell on the product page first, then the datasheet package line. The TP65H035G4WS package cell is an em dash. Its datasheet cover says TO-247 (source tab), and the ordering line says 3 lead TO-247, Source. The TP65H050G4WS page says TO-247. Its cover also says TO-247 (source tab), and the ordering line says 3 Lead TO-247, Source. The TP65H150G4PS page says TO-220, and the description says an industry-standard TO-220 with a common-source pinout. Its cover says TO-220 (source tab), and the ordering line says TO220, Source. The manufacturer cell prints Transphorm on the 035 and 050 pages, and Renesas on the 150 page. All three PDF headers say Renesas.
| Part | Package on the page | Continuous current on the page | ID at TC=25°C | ID at TC=100°C | IDM, 10 µs | PD at TC=25°C | RθJC typical | Datasheet |
|---|---|---|---|---|---|---|---|---|
| TP65H035G4WS | — | not printed | 46 A | 29 A | 240 A | 156 W | 0.8 °C/W | v3.6, 2024-01-08 |
| TP65H050G4WS | TO-247 | not printed | 34 A | 22 A | 150 A | 119 W | 1.05 °C/W | 1v1, 2022-03-06 |
| TP65H150G4PS | TO-220 | not printed | 16 A | 10 A | 60 A | 83 W | 1.5 °C/W | Rev.3.00, 2025-11-25 |
The absolute-maximum heading is Tc=25°C unless otherwise stated. The 100°C row states TC=100°C itself, so the heading default does not rewrite it. On TP65H035G4WS and TP65H050G4WS the continuous-current lines point at Circuit Implementation for stability at high current. That page is the external circuit. It does not rename the 25°C ampere as the 100°C ampere. The TP65H150G4PS absolute-maximum section adds a caution: do not operate at or near the listed maximum ratings for extended periods. The 035 and 050 absolute-maximum sections do not print that sentence.
Junction-to-case thermal resistance sits next to these current rows. Junction-to-ambient does not compare straight across. TP65H035G4WS and TP65H050G4WS both print RθJA typical 40 °C/W, with no copper area on that table. TP65H150G4PS prints RθJA typical 50 °C/W, and the footnote is a one-layer epoxy board, vertical source connection, no airflow, 6 cm² of copper, 70 μm thick. Those three ambient numbers are not one shared copper condition.
The on-resistance test current is a third number
The 35 / 50 / 150 mΩ names on the pages match the typical column of RDS(on)eff. The same row also prints a maximum. The condition is VGS=10 V. The note calls it dynamic on-resistance, 100% tested. The test current is not the continuous-current cell.
| Part | Milliohms on the page | Typical | Maximum | Condition printed on that row |
|---|---|---|---|---|
| TP65H035G4WS | 35 mΩ | 35 mΩ | 41 mΩ | VGS=10 V, ID=30 A. Heading TJ=25°C; this row does not restate junction temperature |
| TP65H050G4WS | 50 毫欧 | 50 mΩ | 60 mΩ | VGS=10 V, ID=22 A. Heading TJ=25°C; this row does not restate junction temperature |
| TP65H150G4PS | 150 mΩ | 150 mΩ | 180 mΩ | VGS=10 V, ID=10 A, TJ=25°C (printed on the row) |
30 A is neither 46 A nor 29 A. The 22 A test current on TP65H050G4WS and the 10 A test current on TP65H150G4PS use the same numerals as those parts' 100°C continuous ratings. The resistance rows are still a 25°C junction condition: TP65H150G4PS prints TJ=25°C on the row, and TP65H050G4WS inherits the heading "TJ=25°C unless otherwise stated" because that row does not override it. A matching numeral is not a case-temperature measurement.
The 150°C junction resistance row for TP65H035G4WS is already in the 72 mΩ note. This page does not rebuild a hot-resistance table. Spike width for 800 V versus the 650 V continuous rating is in the spike note. The 10 µs in the table above is the IDM current pulse.
Seven checks before the current goes on the BOM
- Read the milliohm line and the package cell on this page. Continuous current is absent on all three. The 035 package cell is a dash. Do not fill it from the TO-247 cell on the 050 page.
- Copy both continuous rows. At case 25°C / 100°C the sheets print 46 A / 29 A, 34 A / 22 A, and 16 A / 10 A. A 100°C case budget uses the second number.
- The 10 µs cell is pulsed current. IDM is 240 A, 150 A, and 60 A. That pulse is not a continuous rating, and it is not the VDSS(TR) voltage-spike width.
- The current beside RDS(on)eff is a test current. 30 A, 22 A, and 10 A at VGS=10 V. The maximum column is 41 mΩ, 60 mΩ, and 180 mΩ. The milliohm in the page name is the typical column.
- Leave PD and RθJC as printed pairs. 156 W with 0.8 °C/W, 119 W with 1.05 °C/W, 83 W with 1.5 °C/W. The datasheet does not print a fourth current made by dividing those pairs.
- Read RθJA with its own footnote. 40 °C/W on the 035 and 050 sheets, with no copper area in the table. 50 °C/W on the 150 sheet, with the 6 cm² / 70 μm one-layer note. Do not treat the three ambient figures as one fixture.
- The high-current note does not edit the case-temperature row. The 035 and 050 sheets point at Circuit Implementation. The 150 sheet says not to sit on the maximum ratings for a long time. Each product page already links its PDF. Samples, small lots, and lead time follow the project. Moving between 35 mΩ, 50 mΩ, and 150 mΩ still needs a board check of current, thermal resistance, and the gate loop. Gate-off at 0 V and the 10 V gate condition stay in the gate-off note and the 10 V gate note.
Pages and PDFs
Topology stays in the older notes: 35 mΩ vs 50 mΩ for totem-pole PFC, and TP65H150G4PS in the adapter class. Pick the current row here, then go back to those notes for the converter.
